また、産業の利用分野として電子部品(例えば半導体ウエハ・積層セラミック部品)などの加工用(研磨用・ダイシング用など)に関する。
そして、本発明の加熱剥離型粘着シートは、基材レスの粘着シートであって、それは、熱により収縮する可能性がある基材層、つまり、粘着や熱膨張性の作用を有さず、熱膨張性粘着層や粘着剤層を支持するための層である基材を有しない加熱剥離型粘着シートであり、基本的には上記の熱膨張性粘着層と粘着層からなる積層体から構成される。なお、いわゆる剥離シートも基材層には包含されない。
熱膨張性粘着層は、熱膨張性微小球を含有して加熱により膨張し、その膨張による凹凸変形を介し表面の粘着層も凹凸変形させて被着体に対する接着力を低減させるものである。従って被着体に接着した加熱剥離型粘着シートを任意な時にその熱膨張性粘着層を加熱処理して、被着体より簡単に剥離することを可能とするものである。
これらの粘着剤の例としては特開昭56−61468号公報、同63−30205号公報、同63−17981号公報、特公昭56−13040号公報等が挙げられる。
特に主成分のアクリルモノマーとしては、エチルアクリレート、ブチルアクリレート、2−エチルヘキシルアクリレート、イソオクチルアクリレート、イソノニルアクリレート、メチルメタクリレートなどが好ましく用いられる。
官能基モノマーとしては、特に、エポキシ架橋剤との反応を考えて、アクリル酸、メタクリル酸が好ましく、イソシアネート架橋剤との反応では、ヒドロキシル基含有モノマーが好ましく例えばヒドロキシル基含有モノマーは、(メタ)アクリル酸2−ヒドロキシエチル、(メタ)アクリル酸2−ヒドロキシプロピル、(メタ)アクリル酸4−ヒドロキシブチル、(メタ)アクリル酸6−ヒドロキシヘキシル、(メタ)アクリル酸8−ヒドロキシオクチル、(メタ)アクリル酸10−ヒドロキシデシル、(メタ)アクリル酸12−ヒドロキシラウリル、及び(4−ヒドロキシメチルシクロヘキシル)メチル(メタ)アクリレートが用いられる。
粘着層2を構成する粘着剤として、上記の熱膨張性粘着層に使用する粘着剤を採用することができ、さらにエネルギー線硬化性粘着剤や熱硬化性粘着剤を使用することもできる。これらの粘着剤としては、粘着性を有する母剤中にエネルギー線硬化性化合物(又はエネルギー線硬化性樹脂)や熱重合性化合物を配合したものを用いることができる。あるいは、粘着性を有する母剤を炭素−炭素二重結合などのエネルギー線反応性官能基で化学的に修飾したものを用いることも可能である。
粘着層2の厚さは、10〜150μmが好ましいが、さらに好ましくは10〜100μm、さらに好ましくは20〜60μmである。
熱膨張性粘着層や粘着剤層の弾性率測定には色々な方法があるが、AFMフォースカーブ法を用いることで、層状の粘着層の弾性率を測定することが出来る。AFMフォースカーブ法は、微小な圧子を試料に押し込み、その時の変位や応力から得られた除荷曲線から弾性率を算出することが出来る。
そして粘着層は熱膨張性粘着層よりも0.3〜500MPa、さらに好ましくは10〜400MPa、さらに50〜350MPa弾性率が高いことが好ましい。
粘着層の弾性率を熱膨張性粘着層の弾性率よりも高くすることによって、ウエハや薄膜フィルム等の被着体表面に熱膨張性粘着層と粘着層を順に重ねるようにして貼り合わせた後、該被着体を加工等行う。その加工後に該被着体を熱膨張性粘着層から剥離する場合には、該熱膨張性粘着層を加熱することにより熱膨張させる。この熱膨張時には該熱膨張性粘着層の体積が増加し、その増加分が該粘着層と該被着体とに向けた押圧力となる。このとき、該粘着層の弾性率が熱膨張性粘着層よりも高いので、該押圧力はコントロールされて、もっぱら該被着体に向けられる。
このため、該被着体は反り等を生じることなく該粘着層から持ち上げられるように移動し、該被着体を該熱膨張性粘着層から剥離することができる。
前記のセパレータは、例えば、ポリエステル、オレフィン系樹脂、ポリ塩化ビニルなどのプラスチックフィルムやシートをシリコーン系や長鎖アルキル系、フッ素系や硫化モリブデン等の適宜な剥離剤で表面処理したもの、ポリテトラフルオロエチレンやポリクロロトリフルオロエチレン、ポリフッ化ビニルやポリフッ化ビニリデン、テトラフルオロエチレン・ヘキサフルオロプロピレン共重合体やクロロトリフルオロエチレン・フッ化ビニリデン共重合体の如きフッ素系ポリマーからなる低接着性基材、ポリエチレンやポリプロピレン及びαオレフィンの如き無極性ポリマーからなる低接着性基材などとして得ることができる。
弾性層は合成ゴム又は合成樹脂からなり、また前記の粘着層を形成する粘着剤で形成されていてもよく、またかかる成分を主体とする発泡フィルム等の多孔性フィルムで形成されていてもよい。弾性層の形成は、例えば前記形成剤の溶液を基材上に塗布する方式や、前記形成剤からなるフィルム等を基材と接着する方式などの適宜な方式にて行うことができ、弾性層を熱膨張性粘着層の粘着層を設ける側とは反対側に重畳させた形態とすることが上記した作用等の点より好ましい。なお粘着層を放射線等にて処理する場合には、その処理線を透過しうる中間層とされる。
前記の合成ゴム又は合成樹脂としては、例えばニトリル系やジエン系やアクリル系などの合成ゴム、ポリオレフィン系やポリエステル系の如き熱可塑性エラストマー、エチレン−酢酸ビニル共重合体やポリウレタン、ポリブタジエンや軟質ポリ塩化ビニルの如きゴム弾性を有する合成樹脂があげられる。ポリ塩化ビニルの如く本質的には硬質系のポリマーにても可塑剤や柔軟剤等の配合剤との組合せでゴム弾性をもたせたものも本発明において用いることが可能である。
弾性層の厚さは、その弾性率や厚さを考慮して、実質的に基材層とならない程度の性質を示す範囲である。弾性率によっても異なるものの、その厚さは1μm〜50μm、好ましくは3〜20μm、より好ましくは5〜10μmである。
本発明による加熱剥離型粘着シートは、シート状やテープ状やラベル状等の適宜な形態に成形して被着体の接着などの従来の粘着シートに準じた各種の用途に用いうるが、任意の時期における加熱処理で接着力を低減して被着体より容易に剥離できるものであることより、その特長を活かして被着体に所定期間接着した後、その接着状態を解くことが要求される、あるいは望まれる用途に好ましく用いることができる。被着体については、特に限定はなく、例えば金属やセラミック、プラスチックや木材、紙などの任意な素材からなるものであってよく、接着面も板状や曲面状や繊維状などの任意な形状を有していてよい。
一方、2−エチルヘキシルアクリレート:エチルアクリレート:メチルメタクリレート:2‐ヒドロキシエチルアクリレート(30重量部:70重量部:5重量部:2重量部)共重合体系感圧接着剤100重量部に架橋剤(商品名「コロネートL」、日本ポリウレタン(株)製)2重量部と熱膨張性微小球A(マツモトマイクロスフェアF−100D:松本油脂製薬(株)製)30重量部を配合してなるトルエン溶液を調整し混合液2を調整した。
これをシリコーン処理した50μm厚のポリエステルフィルム上に乾燥後の厚みが45μmになるように塗布、乾燥して熱膨張性粘着層2を形成した。なお、この熱膨張性粘着層2のAFMフォースカーブにより測定した弾性率は、1.8MPaであった。得られた熱膨張性粘着層2を感圧粘着層1に貼付けて加熱剥離型粘着シートAを得た。
混合液1を75μm厚のポリエステルフィルム上に乾燥後の厚さが50μmになるように塗布、乾燥し、ポリエステルフィルムの反対側に混合液2を乾燥後の厚さが45μmになるように塗布、乾燥して加熱剥離型粘着シートCを得た。
感圧粘着層に、アクリル酸2−エチルヘキシル−アクリル酸(97重量部−3重量部)共重合体100重量部に架橋剤(商品名「コロネートL」、日本ポリウレタン(株)製)2重量部を配合した混合液を用いる以外は、実施例1と同様の手順で粘着シートDを得た。なお、粘着層の弾性率は、0.8MPaであった。
反り量
実施例、比較例で作製した粘着シートの熱膨張性粘着層に50μm厚のポリイミドフィルム(230mm四方)を貼付けた後、粘着層側を650μm厚のガラス板(230mm四方)に貼り付けた。その後、熱風乾燥機を用いて、100℃で1時間加熱した後、室温まで放冷した際の反り量を測定した。
加熱剥離性
実施例、比較例で作製した粘着シートの熱膨張性粘着層をSUS304BA板に貼付けた後、粘着層側を650μmのガラス板に貼付け、80℃の熱風乾燥機中で12時間加熱した後、室温まで放冷した。貼り合せサンプルを180℃に加熱したホットプレート上で加熱し、SUS板からの剥離性を評価した。
評価結果
Claims (4)
- 熱膨張性微小球を含有する熱膨張性粘着層と、該熱膨張性粘着層とは異なる粘着層を積層した基材レス両面粘着シートであって、粘着層がエネルギー線硬化型粘着剤からなり、熱膨張性粘着層よりも高い弾性率を有することを特徴とする加熱剥離型粘着シート。
- 粘着層の弾性率が500MPa以下である請求項1記載の加熱剥離型粘着シート。
- 粘着層と熱膨張性粘着層との間に弾性層を有する請求項1又は2に記載の加熱剥離型粘着シート。
- 請求項1〜3のいずれかに記載の加熱剥離型粘着シートを用いて、電子部品や半導体部品の加工を施すことを特徴とする製造方法。
