Claims (8)
- 複数の基板を収容する処理容器と、
前記処理容器内にガスを供給するガス供給部と、
前記処理容器内のガスを排気する排気部とを有する基板処理装置であって、
前記ガス供給部に接続され、前記ガス供給部内を掃気する掃気部と、
制御部とを備え、
前記制御部は、
前記ガスを供給するプロセスが最初の処理ステップである場合に、前記掃気部を開いて、前記ガス供給部内の圧力を陰圧にし、
陰圧の前記ガス供給部内に前記ガスを流し、
前記掃気部を閉じて、前記処理容器内に前記ガスを供給するように制御する、基板処理装置。 - 前記掃気部は前記排気部に接続する、請求項1に記載の基板処理装置。
- 前記ガス供給部は、前記処理容器内にガスを供給するインジェクタを有し、
前記インジェクタの少なくとも一方の端部が前記掃気部に接続する、請求項1または2に記載の基板処理装置。 - 前記掃気部の一部は、前記インジェクタの内部に配置されている、請求項3に記載の基板処理装置。
- 前記インジェクタは、前記処理容器内に連通する複数のガス孔が形成されている、請求項3または4に記載の基板処理装置。
- 前記インジェクタは、前記インジェクタの少なくとも一方の端部に、前記処理容器内に連通するガス孔が形成されている、請求項3乃至5のいずれか1項に記載の基板処理装置。
- 複数の基板を収容する処理容器内にインジェクタからガスを供給するガス供給工程を有する基板処理方法であって、
前記ガス供給工程の前に、前記インジェクタ内を掃気する掃気工程を有し、
前記掃気工程では、
前記ガスを供給するプロセスが最初の処理ステップである場合に、前記インジェクタに接続する掃気ラインを開いて、前記インジェクタ内の圧力を陰圧に制御し、
陰圧に制御された前記インジェクタ内に前記ガスを流し、
前記掃気ラインを閉じる、基板処理方法。 - 前記掃気工程では、前記処理容器内の圧力を前記インジェクタ内の圧力よりも高い圧力に制御する、請求項7に記載の基板処理方法。
