Description
Claims (14)
- 基板上に順に積層されるゲート電極、ゲート絶縁膜および半導体層と、
前記半導体層上で互いに離間して対向するように設けられるソース電極およびドレイン電極とを備え、
前記半導体層は、
前記ゲート絶縁膜上に積層され、酸化物半導体で構成される酸化物半導体膜と、
前記酸化物半導体膜上に積層され、導電性酸化物で構成される酸化物導電膜との2層を含み、
前記酸化物半導体膜および前記酸化物導電膜の各々が酸化亜鉛を含み、
前記酸化物半導体膜および前記酸化物導電膜のうち前記酸化物半導体膜のみが酸化錫を含み、
前記ソース電極および前記ドレイン電極は、少なくとも、互いに対向する側の端部が、前記酸化物導電膜を介して前記酸化物半導体膜と電気的に接続され、
対向する前記ソース電極と前記ドレイン電極との間の前記半導体層には、前記酸化物半導体膜によってチャネル領域が形成されており、
前記チャネル領域上には前記酸化物導電膜が設けられておらず、前記ソース電極および前記ドレイン電極の間において前記酸化物導電膜は分離され、
前記酸化物半導体膜は、端面の断面形状が略テーパー形状であることを特徴とする薄膜トランジスタ。 - 前記酸化物半導体膜は、1×1011個/cm3以上、1×1018個/cm3以下のキャリア濃度を有することを特徴とする、請求項1に記載の薄膜トランジスタ。
- 前記酸化物半導体膜の導電率が1×10 −7 S/cm以上10S/cm以下であり、前記酸化物導電膜の導電率が1×10S/cm以上であることを特徴とする請求項1に記載の薄膜トランジスタ。
- 前記酸化物導電膜は、燐酸、硝酸および酢酸を含むPAN薬液によってエッチングされるときのエッチング速度が、前記酸化物半導体膜の前記エッチング速度よりも高い材料で構成されることを特徴とする請求項1から3のいずれか1項に記載の薄膜トランジスタ。
- 前記ソース電極および前記ドレイン電極は、アルミニウム(Al)、モリブデン(Mo)および銅(Cu)、ならびにこれらの合金から選ばれる少なくとも1つを含む金属材料で構成されることを特徴とする請求項1から4のいずれか1つに記載の薄膜トランジスタ。
- 前記酸化物半導体膜の膜厚は、前記酸化物導電膜の膜厚の2倍以上であることを特徴とする請求項1から5のいずれか1つに記載の薄膜トランジスタ。
- 画素電極と、前記画素電極に接続される複数のスイッチング素子とを備えるアクティブマトリックス基板であって、
前記スイッチング素子は、請求項1から6のいずれか1つに記載の薄膜トランジスタであることを特徴とするアクティブマトリックス基板。 - 基板上に順に積層されるゲート電極、ゲート絶縁膜および半導体層と、前記半導体層上で互いに離間して対向するように設けられるソース電極およびドレイン電極とを備える薄膜トランジスタの製造方法であって、
基板上に、ゲート電極およびゲート絶縁膜を順に形成する工程と、
前記ゲート絶縁膜上に、酸化物半導体で構成される酸化物半導体膜を形成する工程と、
前記酸化物半導体膜上に、導電性酸化物で構成される酸化物導電膜を形成して、前記酸化物半導体膜と前記酸化物導電膜とが積層された2層を含む半導体層を形成する工程と、
を備え、前記酸化物半導体膜および前記酸化物導電膜のうち前記酸化物半導体膜のみが酸化錫を含み、さらに、
前記半導体層をウエットエッチングする工程と、
前記半導体層上に金属膜を形成する工程と、
ウエットエッチングによって、前記金属膜からソース電極およびドレイン電極を形成し、かつ前記ソース電極と前記ドレイン電極との間で前記酸化物導電膜を除去することにより、当該酸化物導電膜を前記ソース電極と前記ドレイン電極との間で分離する工程と、を備えることを特徴とする薄膜トランジスタの製造方法。 - 前記半導体層をウエットエッチングする工程では、
シュウ酸を含む薬液によって、前記半導体層をウエットエッチングすることを特徴とする請求項8に記載の薄膜トランジスタの製造方法。 - 前記半導体層をウエットエッチングする工程では、
燐酸、硝酸および酢酸を含むPAN薬液によって、前記半導体層をウエットエッチングすることを特徴とする請求項8に記載の薄膜トランジスタの製造方法。 - 前記半導体層を形成する工程と、前記半導体層をウエットエッチングする工程との間に、前記半導体層上に、ソース電極およびドレイン電極となる金属膜を形成する工程を備え、
前記ソース電極およびドレイン電極となる金属膜を形成する工程では、
前記PAN薬液によってエッチングすることが可能な金属材料によって、前記金属膜を形成することを特徴とする請求項10に記載の薄膜トランジスタの製造方法。 - 前記酸化物半導体膜および前記酸化物導電膜の各々が酸化亜鉛を含むことを特徴とする請求項8から11のいずれか1つに記載の薄膜トランジスタの製造方法。
- 前記酸化物半導体膜は、1×1011個/cm3以上、1×1018個/cm3以下のキャリア濃度を有することを特徴とする、請求項8から12のいずれか1つに記載の薄膜トランジスタの製造方法。
- 画素電極と、前記画素電極に接続される複数のスイッチング素子とを備えるアクティブマトリックス基板の製造方法であって、
請求項8から13のいずれか1つに記載の薄膜トランジスタの製造方法によって、前記スイッチング素子として、薄膜トランジスタを形成する工程を備えることを特徴とするアクティブマトリックス基板の製造方法。
