Description
本実施の形態では、半導体装置および半導体装置の作製方法の一態様を図1乃至図7を用いて説明する。
図1(A)乃至図1(C)に半導体装置の例として、トランジスタ420の平面図および断面図を示す。図1(A)は、トランジスタ420の平面図であり、図1(B)は、図1(A)のX−Yにおける断面図であり、図1(C)は、図1(A)のV−Wにおける断面図である。なお、図1(A)では、煩雑になることを避けるため、トランジスタ420の構成要素の一部(例えば、絶縁層407など)を省略して図示している。
以下、図2乃至図4を用いて、図1に示すトランジスタ420の作製工程の例について説明する。
(実施の形態2)
本実施の形態では、実施の形態1に示すトランジスタを使用し、電力が供給されない状況でも記憶内容の保持が可能で、かつ、書き込み回数にも制限が無い半導体装置の一例を、図面を用いて説明する。
本実施の形態においては、実施の形態1に示すトランジスタを使用し、電力が供給されない状況でも記憶内容の保持が可能で、かつ、書き込み回数にも制限が無い半導体装置について、実施の形態2に示した構成と異なる構成について、図9及び図10を用いて説明を行う。
本実施の形態では、先の実施の形態で示した半導体装置を携帯電話、スマートフォン、電子書籍などの携帯機器に応用した場合の例を図12乃至図15を用いて説明する。

Claims (2)
- 第1の電極層と第2の電極層とを間隔をあけて形成し、
前記第1の電極層と重なる第1の領域と、前記第2の電極層と重なる第2の領域と、前記第1の電極層と前記第2の電極層との間の領域と重なる第3の領域と、を有するように、酸化物半導体層を形成し、
前記酸化物半導体層上に、ゲート絶縁層を形成し、
前記第3の領域と重なる領域を有するように、前記ゲート絶縁層上に、ゲート電極層を形成し、
前記ゲート電極層上に、絶縁層を形成し、
第1のマスクを用いて、前記絶縁層及び前記ゲート絶縁層をエッチングして、前記第1の領域に達する第1の開口を形成し、
第2のマスクを用いて、前記絶縁層及び前記ゲート絶縁層をエッチングして、前記第2の領域に達する第2の開口を形成し、
前記第1の開口及び前記第2の開口を埋め込むように、前記絶縁層上に、導電膜を形成し、
前記導電膜に研磨処理を行うことにより、前記絶縁層上に設けられた前記導電膜を除去して、前記第1の開口に第3の電極層を形成し、前記第2の開口に第4の電極層を形成し、
前記第3の電極層上にソース配線層を形成し、前記第4の電極層上にドレイン配線層を形成する半導体装置の作製方法であって、
トランジスタのチャネル長方向において、前記第3の導電層と前記第4の導電層との距離は、前記ソース配線層と前記ドレイン配線層との距離よりも小さい半導体装置の作製方法。 - 請求項1において、
前記第1の電極層及び前記第2の電極層は、酸化物半導体材料を用いて形成される半導体装置の作製方法。
