第1のステップ:前記流量の前記設定値がゼロからゼロではない値に変化したときに、前記制御部が経過時間の計測を開始する。
第2のステップ:前記経過時間が前記待機時間Wに到達したときに、前記制御部が前記流量制御弁に前記流量の前記設定値に応じた前記開信号を出力する。
第3のステップ:前記流量の前記計測値が前記流量の前記管理値に到達したときの前記経過時間の値を、前記管理応答時間の計測値Tmとして前記制御部が計測する。

- 流体の流量の計測値を計測する流量計と、
前記流量を増減させる流量制御弁と、
前記計測値に基づいて前記流量制御弁を制御して前記流量を調節する制御部と、
を備えた質量流量制御装置を用いて流体の流量を制御する方法であって、
前記制御部は、
前記流量の設定値、
前記流量の前記設定値に対応する前記流量の管理値、
前記流量の前記設定値がゼロからゼロではない値に変化したときから前記流量制御弁に開信号を出力するまでの期間である待機時間W、及び、
前記流量の前記設定値がゼロからゼロではない値に変化したときから前記流量の前記計測値が前記流量の前記管理値に到達するまでの期間である管理応答時間の目標値Tt、
を記憶する記憶手段を備え、
前記流量の前記設定値がゼロからゼロではない値に変化したときに、前記制御部が経過時間の計測を開始する第1のステップと、
前記経過時間が前記待機時間Wに到達したときに、前記制御部が前記流量制御弁に前記流量の前記設定値に応じた前記開信号を出力する第2のステップと、
前記流量の前記計測値が前記流量の前記管理値に到達したときの前記経過時間の値を、前記管理応答時間の計測値Tmとして前記制御部が計測する第3のステップと、
前記目標値Ttから前記計測値Tmを差し引いた値を前記待機時間Wの差分ΔWとして前記制御部が算出する第4のステップと、
前記流量の前記設定値がゼロではない値からゼロに変化したときに、前記制御部が、前記流量制御弁に閉信号を出力するとともに、前記経過時間の計測を停止し、前記経過時間の値をゼロにリセットする第5のステップと、
前記制御部が、前記待機時間Wに前記差分ΔWを加えた値に前記待機時間Wの値を更新する第6のステップと、
を含む、流体の流量を制御する方法。 - 請求項1に記載の流体の流量を制御する方法であって、
前記第4のステップにおいて、前記目標値Ttから前記計測値Tmを差し引いた値に重み係数を乗じた値を前記待機時間の差分ΔWとして前記制御部が算出する、
流体の流量を制御する方法。 - 請求項1又は請求項2に記載の流体の流量を制御する方法であって、
前記制御部は、予め定められた流量の複数の範囲のそれぞれに対応する前記流量の前記管理値、前記待機時間W及び前記目標値Ttを記憶するように構成されており、
前記第2、第3、第4及び第6のステップにおいて、前記流量の複数の範囲のうち前記流量の前記設定値が含まれる範囲に対応する前記流量の前記管理値、前記待機時間W及び前記目標値Ttを前記制御部が用いる、
流体の流量を制御する方法。 - 流体の流量の計測値を計測する流量計と、
前記流量を増減させる流量制御弁と、
前記計測値に基づいて前記流量制御弁を制御して前記流量を調節する制御部と、
を備えた質量流量制御装置であって、
前記制御部は、
前記流量の設定値、
前記流量の前記設定値に対応する前記流量の管理値、
前記流量の前記設定値がゼロからゼロではない値に変化したときから前記流量制御弁に開信号を出力するまでの期間である待機時間W、及び、
前記流量の前記設定値がゼロからゼロではない値に変化したときから前記流量の前記計測値が前記流量の前記管理値に到達するまでの期間である管理応答時間の目標値Tt、
を記憶する記憶手段を備え、
前記制御部は、
前記流量の前記設定値がゼロからゼロではない値に変化したときに、経過時間の計測を開始し、
前記経過時間が前記待機時間Wに到達したときに、前記流量制御弁に前記流量の前記設定値に応じた前記開信号を出力し、
前記流量の前記計測値が前記流量の前記管理値に到達したときの前記経過時間の値を、前記管理応答時間の計測値Tmとして計測し、
前記目標値Ttから前記計測値Tmを差し引いた値を前記待機時間Wの差分ΔWとして算出し、
前記流量の前記設定値がゼロではない値からゼロに変化したときに、前記流量制御弁に閉信号を出力するとともに、前記経過時間の計測を停止し、前記経過時間の値をゼロにリセットし、
前記待機時間Wに前記差分ΔWを加えた値に前記待機時間Wの値を更新する、
