E法で数百μm程度のGaN厚膜をサファイア基板上に
成長させた後でサファイア基板を取り除くことによって
GaNの自立基板を得る方法より現実的であるが、サフ
ァイア基板と窒化物半導体との熱膨張率の差に起因する
反りやクラックが発生するうえ結晶欠陥がかなり多い、
サファイア基板の実用的な除去方法が無い、除去後も反
