Abstract
1398956 Welding by pressure MOTOROLA Inc 22 Feb 1973 [3 April 1972 (2)] 8771/73 Heading B3R A method of controlling a process of ultra sonic welding comprises monitoring either the voltage applied to a transducer for producing the ultrasonic vibrations or the resistance between the bonding head and the workpiece to which it is applied, the welding process being terminated upon detection of a predetermined change in one of these parameters. Ultrasonic welding apparatus for welding a wire 12 to a pad 14 on a semi-conductor chip 16 comprises a transducer 25 fed from a power supply 30 and coupled to a horn 20 which supports a bonding head in the form of a wedge 10. The voltage envelope applied to the transducer at inputs 26, 27 is monitored by a detection circuit, the dip 54, Fig. 2, which occurs when a bond is made being detected by amplitude sensor 40 and used to switch off the power supply 30. If the dip 54 is to be clearly defined the horn 20 is preferably of the form shown having successive cylindrical portions of differing radius. In an alternative embodiment (Fig. 4, not shown) a resistance measuring circuit detects an increase in resistance between the bonding head wedge and the wire when the latter is bonded to the semiconductor pad. Reference is made in connection with the prior art to bonding wires of Al or Au to bonding pads of Al or Au.
