The base region has two contiguous portions 30, 20 of high and low conductivity respectively. The low-conductivity portion 20 underlies the emitter region 40 and is thinner than the high-conductivity portion 30 to which metallic contact is made. The base contact 60 and emitter contact 50 may be concentric, Fig. 2 (not shown), interdigitated, Fig. 4B (not shown), or in the form of parallel strips, Fig. 3D (not shown). The device is produced by a sequence of maskings, etchings, and diffusions.
