A fourth step of partially etching the low resistance layer to form an emitter region;
A fifth step of forming, in the base region, a buried region that is in contact with the base contact region and has the same conductivity type as the base region and has a resistivity equal to or lower than the resistivity;
A sixth step of forming a base contact region joined to the base region;

前記高抵抗層の上にベース領域を形成する第2の工程と、
前記ベース領域の上に低抵抗層を形成するための第3の工程と、
前記低抵抗層を部分的にエッチングしてエミッタ領域を形成する第4の工程と、
前記高抵抗層に、前記ベース領域に接すると共に、前記ベース領域と同じ導電型でありかつその抵抗率よりも高い埋め込み領域、または前記期エミッタ領域と同じ導電型でありかつその抵抗率よりも高い埋め込み領域を形成する第5の工程と、
前記ベース領域に接合するベースコンタクト領域を形成する第6の工程と、
を含むことを特徴とするバイポーラ型炭化珪素半導体装置の製造方法。 A first step of forming a high resistance layer on a substrate made of a semiconductor crystal of silicon carbide and serving as a collector region;
